The monolithium derivative of octamethylcyclotetrasilazane (I) and the dilithiated analogue (V) react with difluorosilanes such as (II) and the difluoroborylamine (VI) with retention of the cyclotetrasilazane structure to yield the mono‐ and disubstituted derivatives of the type (III) ((IIIa) (R2: Me) and (IIIb): space group P2 1 /n, Z=4), (IV) (yields 84‐92%; (IVa) (R2: Me): P2 1 /n, Z=2; (IVa) (R2: tBu): P1, Z=1), and (VII), respectively.
